Through this latest collaboration, new nonlinear models will be developed for six Guerrilla RF gallium nitride (GaN) high electron mobility power transistors (HEMTs)). These transistors range from 15 W to 150 W and DC-8 GHz. The unmatched discrete GaN-on-silicon carbide (SiC) HEMT transistors are suitable for a variety of applications including cellular infrastructure, radar, communications and test instrumentation, and can support both linear and pulse operations. Upon development, the models will be included in the Modelithics COMPLETE Library for Keysight Advanced Design System and Cadence AWR Design Environment.
